Definitely factions, You can get easy leaked files and change them up. Then do about 100 bucks worth of advertising. BOOM!
Factions is getting repetitive, There are too many basic faction servers.

So I've been told for a quite a while, prison servers are the most profitable. I have no idea why kids love mining blocks for hours just to rank up and mine more blocks but if it makes money, you can't complain. I can definitely see faction servers as fairly profitable if ranks can give players huge benefits over regular players or make into a status type of thing. I haven't managed skyblocks but I would assume they're along the same lines of generating profit as factions. Survival is terrible for a profit and most are dead these days as a result - so I've noticed at least. Minigames require an actual community which you aren't going to build up in a day but I'd assume that it's on the lower end of the spectrum if it's balanced with just cosmetics to encourage buying it for status. Creative servers basically don't make any profit as most people build for fun and serious builders are often encouragd to stay by giving them perks as nothing stops them from building in single player or another server instead.

It's sort of ranked from best first to worst at the bottom.

From my experience in owning Minecraft servers, the most profitable server is always Skyblock. There are so many features that you can add into the game that people will buy. Most Skyblock servers have ranks ranging from $10-$80, store items like crate keys can be sold in bulk so there is another $10-$20. Maybe even /fly, thats another $10-$15 itself. There is just so much that you can pack into it.
